该发明公开了一种快速软恢复二极管芯片的制造方法,该制造方法采用外延生长形成掺杂高峰区或刻蚀损伤孔的技术形成二极管的铂富集中心,从而成为局域少子寿命控制区,无需使用昂贵的设备进行高能量辐照,极大地降低了成本,且工艺更加简单,参数的一致性也更好。
